Title Magnetotransport investigations of low-density III-N HEMT structures

Abstract Magnetotransport investigations in 2-dimensional electron gas (2DEG) AlGaN/GaN corbino disks with low sheet densities, in the order of 1012𝑐𝑚−2, were performed, using Shubnikov-de Haas oscillations analysis. The longitudinal magnetoresistance was measured, in the temperature range of 1.8 – 15 𝐾 and magnetic fields up to 7 𝑇. The quantum and transport mobility along with the electron effective mass and sheet density were calculated. The quantum mobility was found to monotonically decrease with temperature, while the transport mobility displayed a slight increase. The sheet density did not differ significantly with temperature in the studied range. The ratio of transport to quantum mobility was measured to be low (1.5 − 2). The electron effective mass was also accurately calculated, yielding a value ~ 0.2321𝑚𝑒. Corbino disks with different outer radii were compared, resulting in disks with smaller outer radius displaying lower overall mobilities.
